Each iOS device is limited to three free @icloud.com email addresses over its lifetime.

The issue that you are hitting is not the inability to create an Apple ID... it's that the device has reached the limit of three free @icloud.com email addresses. You can use your own email address or create a new one using gmail, Outlook, Yahoo, etc.

Another option would be to create an @icloud.com email address on a different iOS device and use that on your iPhone 4S.
